The Morphology of Ordered Block Copolymer Patterns as Probed by High Resolution Imaging

چکیده
The microphase separation of block copolymer (BCP) thin films can afford a simple and cost-effective means to studying nanopattern surfaces, and especially the fabrication of nanocircuitry. However, because of complex interface effects and other complications, their 3D morphology, which is often critical for application, can be more complex than first thought. Here, we describe how emerging microscopic methods may be used to study complex BCP patterns and reveal their rich detail. These methods include helium ion microscopy (HIM) and high resolution x-section transmission electron microscopy (XTEM), and complement conventional secondary electron and atomic force microscopies (SEM and TEM). These techniques reveal that these structures are quite different to what might be expected. We illustrate the advances in the understanding of BCP thin film morphology in several systems, which result from this characterization. The systems described include symmetric, lamellar forming polystyrene-bpolymethylmethacrylate (PS-b-PMMA), cylinder forming polystyrene-b-polydimethylsiloxane (PS-b-PDMS), as well as lamellar and cylinder forming patterns of polystyreneb-polyethylene oxide (PS-b-PEO) and polystyrene-b-poly4-vinylpyridine (PS-b-P4VP). Each of these systems exhibits more complex arrangements than might be first thought. Finding and developing techniques whereby complex morphologies, particularly at very small dimensions, can be determined is critical to the practical use of these materials in many applications. The importance of quantifying these complex morphologies has implications for their use in integrated circuit manufacture, where they are being explored as alternative pattern forming methods to conventional UV lithography.

Disorder to Order Transition and Ordered Morphology of Coil-Comb Block Copolymer by Self-Consistent Field Theory
The disorder to order transition and the ordered patterns near the disordered state of coil-comb copolymer A-b-(B m + 1-g-C m ) are investigated by the self-consistent field theory. The phase diagrams of coil-comb copolymer are obtained by varying the composition of the copolymer with the side chain number m = 1, 2, and 3. The disorder to order transition is far more complex compared with the c...
متن کاملAssembly of sub-10-nm block copolymer patterns with mixed morphology and period using electron irradiation and solvent annealing.
Block copolymer self-assembly generates patterns with periodicity in the ∼10-100 nm range and is increasingly recognized as a route to lithographic patterning beyond the resolution of photolithography. Block copolymers naturally produce periodic patterns with a morphology and length-scale determined by the molecular architecture, and considerable research has been carried out to extend the rang...
متن کاملCompatibilization of polycarbonate/poly (ethylene terephthalate) blends by addition of their transesterification product
In this study, poly carbonate (PC) and poly (ethylene terephthalate) (PET) were reactive melt-blended under two different conditions to produce PC/PET copolymers. For each condition, samples were taken at specified mixing times representative a specific structure of copolymers and each one employed to physically compatibilize a PC/PET blend with a fixed composition. Reactive blending and copoly...
متن کاملWell-Ordered Polymer Melts with 5 nm Lamellar Domains from Blends of a Disordered Block Copolymer and a Selectively Associating Homopolymer of Low or High Molar Mass
The use of short chain block copolymer melts as nanostructured templates with sub-10 nm domains is often limited by their low segregation strength ( N). Since increasing molar mass to strengthen segregation also increases the interdomain spacing of block copolymer melts, it is more desirable to increase the Flory-Huggins segment-segment interaction parameter, , to produce strong segregation. We...
متن کاملAdditive-Driven Self-Assembly of Well-Ordered Mesoporous Carbon/ Iron Oxide Nanoparticle Composites for Supercapacitors
Ordered mesoporous carbon/iron oxide composites were prepared by cooperative self-assembly of poly(tbutyl acrylate)-block-polyacrylonitrile (PtBA-b-PAN), which contains both a carbon precursor block and a porogen block, and phenol-functionalized iron oxide nanoparticles (NPs). Because of the selective hydrogen bonding between the phenol-functionalized iron oxide NPs and PAN, the NPs were prefer...
